Ampleon's ART150PE is a 150 Watts LDMOS transistor in a cost-effective TO270 OMP package that uses the Advanced Rugged Technology process. It covers a wide range of applications in ISM, broadcast and communications.
Unmatched, this transistor has a frequency range of 1 to 650 MHz and, with its high breakdown voltage, is suitable for class E operation up to 53V.

The 65V ART150 transistors perform well at lower supply voltages. Even though there is a power reduction with a reduced supply, these transistors maintain excellent efficiency, down to voltages as low as 13.8 Volts.
